In this study, HfO2 based high-k thin films designed by atomic layer deposition (ALD) using cocktail precursor which is a mixture of two precursors were proposed to enhance electrical properties for dynamic random access memory (DRAM) capacitor dielectric application. HfO2 has different permittivity depending on the crystal phase. Various dopants have been studied to grow tetragonal-HfO2 with high permittivity, but there was limit to controlling HfO2 crystallization in the conventional ALD. Accordingly, we completely controlled crystallization of HfO2 through two kinds of cocktail precursors and discussed the reasons of enhanced electrical properties. In the first study, we studied a homogeneous ZrxHf(1-x)O2 (x<1) thin film deposited by using a Zr-Hf cocktail precursor to apply to DRAM capacitor dielectric layer. ZrO2 and HfO2 based thin films have been widely used as a capacitor dielectric layer because of appropriately high k value and band gap. Among them, ZrO2/HfO2 mixed structure has been investigated since ZrO2 supports HfO2 to grow into the tetragonal phase. However, due to the properties of ALD, which has self-limiting growth behavior, the thin film only can be deposited into the laminated structure. It remains inhomogeneous profile even after annealing, resulting in a partially monoclinic phase of HfO2 despite the high ZrO2 concentration. On the other hand, the homogeneous ZrxHf(1-x)O2 grew as a tetragonal single-phase. The tetragonal formation in the ZrxHf(1-x)O2 thin film was determined from the chemical and structure analyses results. In addition, electrical properties according to Zr concentration were investigated. As a Zr concentration increased, the k value increased to 41 at a Zr concentration of 72 %. As a result of calculating to confirm the effect of HfO2 on the k value, the relative k value of HfO2 increased to 53.7. Finally, enhanced electrical properties were achieved compared to the laminated ZrO2/HfO2 and single thin films. In the second study, we studied Y-doped HfO2 thin films using various compositions of Y-Hf cocktail precursors, in which Y was known as a tetragonal-stabilizer for bulk ZrO2.The composition of the thin film was investigated through X-ray photoelectron spectroscopy (XPS). As the Y composition in the precursor increased, the Y/Hf ratio in the deposited thin films increased linearly. And it was revealed that the Y concentration in the thin film to the thickness direction was almost identical through the depth profile analysis. It means that homogeneous Y-doped HfO2 thin films were successfully formed according to the Y composition of the cocktail precursor. As a result of X-ray diffraction (XRD) analysis, these films grew to totally tetragonal phases without any monoclinic phase. The monoclinic formation suppression mechanism in the Y-doped HfO2 thin film was determined from the physical and chemical analyses. In the case of electrical properties evaluation, the k value of HfO2 single film was 16.8 and the leakage current was 1.20×10-6 A/cm2, whereas as the concentration of Y increased, the k value increased to 40.8 and the leakage current decreased to 5.27×10-8 A/cm2. Thus, the equivalent oxide thickness (tox) was achieved about 1.0 nm, which showed enhanced results compared to the previous HfO2- and ZrO2 based thin films. We investigated the mechanisms of the enhanced electrical properties and the leakage current caused by the oxygen vacancy of the Y dopant.
