도랑의 선폭이 점차 감소하여 3차원적인 다층배선의 연결구멍이 사용됨에 따라 층덮힘 불량으로 인한 빈 공간의 형성은 소자에 치명적인 피해를 준다. 이러한 문제를 해결하고 층덮힘을 향상시킬 수 있는 조업조건을 찾기위하여 이론적인 연구 및 텅스턴 증착 실험을 수행하였다. 본 실험은 WF6를 이용한 텅스텐 저압화학 증착 공정을 대상으로 하였으며 전산모사를 이용한 이론적인 연구에서는 흡착, 재방출, 표면확산, 그리고 여러화학반응 및 선택적 증착 메카니즘을 고려할 수 있는 박막패턴 모델을 제시하고 이러한 모델에 대하여 string 법과 Monte Carlo 법을 이용한 전산모사 프로그램을 개발하여 각 메카니즘의 영향을 분석하였다. 층덮힘은 부착계수와 종횡비가 감소할수록, 표면확산이 증가할수록 개선되었다. 또한 본 연구에서는 도랑의 구조적 형태가 미치는 영향을 고찰하기 위하여 도랑의 옆벽면의 기울기와 도랑 모서리의 형태를 변화시켜 가며 분석하였다. 그리고 여러 다른 재방출 메카니즘을 조사한 결과 거울반사 재방출인 경우에 층덮힘이 가장 좋은 것으로 나타났으며 선택적 화학증착의 경우에는 부착계수가 작아질수록 표면확산이 커질수록 기어오름(creeping-up) 현상으로 인하여 선택도가 상실(selectivity loss)됨을 알수 있었다. 실험적인 연구에서는 WF6를 이용한 텅스텐 저압화학증착을 대상으로 하였는데 실험결과는 전산모사 결과와 잘 맞았으며 이때 얻어진 부착계수로 조업조건이 부착계수에 주는 영향을 분석하였다. 온도가 올라갈수록 층덮힘은 악화되는 것으로 밝혀졌으며 부착계수와 온도를 Arrhenius plot 한 결과 활성화에너지는 13 ㎉/㏖ 이었다. 운송기체의 종류에 따른 층덮힘은 Ar, H2, He순으로 나빠졌다. 따라서 텅스텐 화학증착인 경우 Ar을 사용한 저온공정에 좋은 층덮힘이 이루어짐을 알수 있었다. 850 ℃, 0.3 torr, N2O/DCS = 300 / 100 sccm 인 조건에서 증착시킨 HTO(High Temperature Oxide)SEM 사진과 이론결과를 비교한 경우 부착계수는 0.05로 판명되었다.

Development of chemical vapor deposition technology which can control a fine line pattern accurately, is of critical importance in the fabrication of ULSICs. As the feature size of trench or via hole decreases below 1 μm, a void formation caused by nonconformal step coverage leads to serious problems in the reliability of ICs. In this study numerical simulation and experiment for tungsten film deposition were conducted to find a way to improve the step coverage. In the theoretical part, a microscopic shape evolution model (MSEM) considering adsorption, re-emission, surface diffusion, various chemical reaction mechanisms as well as selective deposition was proposed and a computer program based on string algorithm and Monte Carlo method was developed. The step coverage was better for lower sticking coefficient (η), smaller aspect ratio, and larger surface diffusion. In addition, the dependence of step coverage on the trench shape and various re-emission mechanisms for various η was investigated. In the case of selective deposition, smaller η and larger surface diffusion cause the selectivity loss by creeping-up phenomena. Experimental results from SiH4-reduced LPCVD of tungsten films were compared with simulation results for various substrate temperatures and types of carrier gas. The activation energy of η was 13 ㎉ /㏖. η for Ar, H2, He at 275 C, 0.4 torr, WF6 / SiH4 / carrier gas = 10 / 10 / 400 sccm were 0.04, 0.10, and 0.29, respectively, implying that a low temperature process using Ar carrier gas is preferred for better step coversge. For the deposition of oxide, η was 0.05 at 850 C, 0.3 torr, N20 / SiH2C12 = 300 / 100 sccm. The ultimate goal of this research is to developa general and robust profile simulator, to utilize it to enhance the performance fo deposition and etching process.
