본 연구에서는 Indium zinc oxide (IZO) 박막이 상온에서 radio frequency magnetron sputtering 방법을 이용하여 증착하였다. 다른 Ar/O2 gas flowrate 대하여 IZO 박막의 전기적, 구조적인 특성을 조사하였다. In this study, indium zinc oxide (IZO) thin films were deposited by radio frequency (RF) magnetron sputtering at RT. The structural and electrical properties of IZO thin films were investigated as a function of different Ar/O2 gas flow rate. The surface root-mean-square (RMS) roughness was < 1 nm under all conditions for film thicknesses of 150 nm. As the oxygen concentration increased, the deposition rate of IZO thin films decrease and the resistivity increased. The resistivity of IZO thin films were strongly influenced by the oxygen concentration during the deposition, a maximum resistivity of 2.12ⅹ103 Ω•cm was obtained in a film deposited in Ar/O2 = 15/15 sccm. It can be successfully used for the channel layer of IZO TFTs.

The IZO TFTs devices had inverted co-planar structures. We investigated the influences of channel thickness and W/L ratio on TFT characteristics. The IZO TFTs operated in the depletion mode and their performances were dependent on channel thickness and W/L ratio dependent. The best IZO TFTs showed the saturation mobility of 1.32 cm2/Vs, threshold voltages of - 8.6 V, gate voltage swing of 0.93 V/decade and an on/off current ratio of ~ 105, when the W/L ratio was 160/40 and the channel thickness was 150 nm.
