We performed experiments for void-free Cu filling TSV (diameter 10∼20 μm with 5∼7 of aspect ratio) by control of plating DC current density and additive SPS concentration to find a method to overcome the problems in fabricating high aspect ratio TSV (Through Silicon via). At first, the copper deposit growth mode in and around the trench and TSV was estimated by change of plating DC current density. According to the variation of plating current density, the deposition rate in Cu electroplating was different from the top and the bottom of the trench. Especially, at lower 2.5 mA/cm2 current density, the deposition rate in the corner of trench was smaller than that in the top and the bottom sides. From this result, we confirmed that the lower plating current density of 2.5 mA/cm2 is very useful for void-free Cu filling in TSV. In order to reduce plating time, we tried TSV Cu filling by control of accelerator SPS concentration with the plating current density 2.5 mA/cm2. TSV of diameter 10 μm with aspect ratio 7) was filled completely with Cu plated for 90 min at the current density 2.5 mA/cm2 by addition of SPS 50 mg/L. Finally, we found that TSV can be filled rapidly with plated Cu without void by control of SPS concentration at optimized plating current density.
