연구의 목적 및 내용
본 연구에서는 UV-Source/ICP Assisted PECVD 방법에 의한 nano-pore 구조를 갖는 SiOC(-H) 박막공정에서 1) 저온 플라즈마 변수에 따른 활성종 분포와 모드 변위, 2) Cu/SiOC(-H)/Si(100) 또는 Cu/Ru/TaN/SiOC(-H)/Si(100) MIS 구조에서의 Cu migration, 전하의 수송현상, Si-O-Si와 $Si-CH_{3}$ 결합 mode에 따른 계면구조특성, 3) TDDB에 의한 Leakage Current Density
연구의 목적 및 내용
본 연구에서는 UV-Source/ICP Assisted PECVD 방법에 의한 nano-pore 구조를 갖는 SiOC(-H) 박막공정에서 1) 저온 플라즈마 변수에 따른 활성종 분포와 모드 변위, 2) Cu/SiOC(-H)/Si(100) 또는 Cu/Ru/TaN/SiOC(-H)/Si(100) MIS 구조에서의 Cu migration, 전하의 수송현상, Si-O-Si와 $Si-CH_{3}$ 결합 mode에 따른 계면구조특성, 3) TDDB에 의한 Leakage Current Density 등 전기적 특성을 규명한다.
연구결과
1) 1차년도 : [TES/($TES+O_{2}$)] 혼합 precursor에서 플라즈마 반응기작과 nano-pore 구조를 갖는 SiOC(-H)박막의 결합모드 규명.
(1) radical 및 이온과 반응기작 :
- rf power 증가에 따른 이온 및 radical 증가(OES): $SiH^{+}$ (399.3 nm), SiO (426 nm), CH (431.3 nm)...
- 플라즈마 밀도 및 전자온도 측정(Langmuir probe) : Ne(∼×$10^{11}cm^{-3}$), Te ( 2.25 eV)
(2) rf 플라즈마 power 의한 SiCO(-H) 박막의 결합구조:
- rf power 증가에 따른 SiOC(-H) 박막내의 Si-O-Si 결합모드 감소 그리고 Si-O-C, $Si-CH_{3}$ and $CH_{3}$ 관련된 결합모드 증가(FTIR)
- rf power 증가에 따라 SiOC(-H) 박막내의 Si 2p peak은 Si-O2 (103.8 eV)에서 $SiO-C_{3}$(100.4 eV)으로 이동됨을 확인(XPS)
2) 2차년도 : Cu/SiOC(-H)/Si(100)와 Cu/TaN/SiOC(-H)/Si(100) 계면 분석
(1) Cu/SiOC(-H)/Si(100)와 Cu/TaN/SiOC(-H)/Si(100) MIS 구조에서의 morphology 및 조성 변화
- rf power(900W) 및 높은 열처리 온도(400℃)에서의 $Cu^{+}$ 이온의 확산 확인: X-ray diffraction 분석에 의한 CuO(200) and TaN(111) peak 관찰 및 X-ray photoelectron spectroscopy에 의한 CuO(944 ev) 결합구조 확인
- RMS (root-mean-square) 거칠기(Atomic Force Microscope) : 0.53 nm 이하
(2) rf power(900 W) 및 높은 열처리 온도(450℃)에서의 계면전하 분석 :
- Flat-band voltage : -35 V , - Fixed charge density : 1.5×$10^{12}$ $cm^{-2}$.
- Surface state density : 3.9×$10^{12}$$eV^{-1}$ $cm^{-2$
3) 3차년도 : Voltage Ramping Dielectric Breakdown(VRDB)에 의한 전기적 특성 분석과 Bias emperature Stress(BTS)의한 $Cu^{+}$ ion migration.
(1) 저 유전상수를 갖는 SiOC(-H)박막내의 전기전도는 두 주요 전도 기구에 의존됨을 규명(VRDB) : Schottky emission (SE) and Poole-Frenkel (PF) emission
- Schottky barrier height : 0.325 eV
- Trap height of PF conduction : 0.365 eV
(2) SiOC(-H) 박막내로의 $Cu^{+}$ 이온 이동 효과를 평가하기 위해 BTS를 이용.
- $Cu^{+}$ ion drift rate :< 7×$10^{10}$ ions/$cm^{2}sec$
- Activation energy (Ea) : 0.22 eV∼0.58 eV

연구결과의 활용계획
1) UV-source/ICP assisted PECVD 방법으로 증착된 SiOC(-H) 박막의 Cu migration,
전하수송 모드, I-V 특성(P-F current, Schottky current, F-N tunneling ), 누설전 류 등의 규명으로부터 Cu/Low-k chip 개발에 기초적인 기술을 확보할 수 있다.
2) Cu/SiOC(-H)와 Cu/TaN/SiOC(-H)/Si(100) 구조의 계면에 포획된 $(Si-O)^{-}$와 $와 (Si-CH_{3)^{+}$ 이온들의 거동과 계면의 특성 규명은 40 nm 급 Cu/Low-k chip과 고밀도 메모리 소자에서 전하 수송 기구를 정립할 수 있으며, Cu 형상화(patterning) 기술 등 system integration 기술개발이 가능하다.

In this study, we are investigates the electrical characteristics of the SiOC(-H) films such as 1) the distribution and the mode transition of the radicals according to the low temperature plasma parameter, 2) Si-O-C and Si-$CH_{3}$ bonding mode during the formation process of the SiOC(-H) film with nano-pore structure by using UV source/ICP assisted PECVD, and 3) From this result, we will define the conduction mechanism of the Cu/Low-k SiOC(-H) film such as Cu migration, phenomena of electron transport, leakage current density, etc., at the Cu/SiOC(-H)/Si(100) and Cu/Ru/TaN/SiOC(-H)/Si(100) MIS structures.
Result
1) 1st Year: The reaction mechanism of the plasma and the bonding mode of Si-O-C(-H) film with nano-pore structure on tne [TES/(TES+$O_{2}$)] precursor.
(1) The reaction mechanism of radicals and ions
- radicals and ions increased as rf power increase(OES) : $SiH^{+}$ (399.3 nm), SiO (426nm), CH (431.3 nm).
- Plasma density and electron temperature : Ne(~×$10^{11cm^{-3}$), Te (2.25 eV)
(2) The bonding structure due to rf plasma power
- Si-O-Si bonding mode of SiOC(-H) films decreased as rf power increase, and Si-O-C, Si-$CH_{3$ related bonding mode increased(FTIR).
- Si 2p peak of SiOC(-H) films were shifted from Si-$O_{2}$(103.8 eV) to SiO-$C_{3}$(100.4 eV) as rf power increase(XPS).
2) 2nd Year : Analyses interface between of Cu/SiOC(-H)/Si(100) and Cu/TaN/SiOC(-H)/Si(100) interface
(1) The morphological and the compositional changes of Cu/SiOC(-H)/p-Si(100) and Cu/TaN/SiOC(-H)/p-Si(100) metal-insulator-semiconductor (MIS) structures
- Diffusion of Cu ions at rf power(900W) and high annealing temperature(400℃): Observing CuO (200) and TaN (111)peak was observed by XRD analyses, and bonding structure of CuO (944 eV) peak were analyzed wiht XPS.
- RMS (root-mean-square) roughness : 0.53 nm below
(2) Analyses of the interface charges at rf power(900W) and high annealing temperature(400℃)
- Flat-band voltage : -35 V, - Fixed charge density : 1.5×$10^{12$$cm^{-2}$.

3) 3rd Year: Analysis of electrical properties by Voltage Ramping Dielectric Breakdown(VRDB) and $Cu^{+}$ ion migration by Bias Temperature Stress(BTS).
(1) Dependence of electrical conduction in the low dielectric constant SiOC(-H) films were depended on two main conduction mechanisms, namely(VTRS): Schottky emission (SE) and Poole-FRENKEL(PF) emission.
- Schottky barrier height : 0.325 eV, - Trap height of PF conduction : 0.365 eV
(2) BTS(bias temperature stress) were utilized to evaluate the impact of Cu migration into SiOC(-H) films.
- $Cu^{+}$ ion drift rate:<7×$10^{10}$ ions/$cm^{2}sec$ - Activation energy (Ea): 0.22 eV~0.58 eV

Expected Contribution
1) The characteristics of SiOC(-H) films deposited by UV-source/ICP assisted PECVD can be contribute the development of the Cu/Low-k chip, which are defined the Cu migration, the P-F current, the Schottky current, F-N tunneling and etc.
2) Phenomena of $(Si-O)^{-}$ and (Si-Ch$CH_{3}$)$^{+}$ ions trapped at the Cu/SiOC(-H)/Si(100) and Cu/TaN/SiOC(-H)/Si(100) interface can be established by the mechanism of the charge transport in the high speed logic chip-set for 40 nm and a high density memory device, and are avaliable for the development of the Cu-patterning and the system integration technology.
